Polarisation dependent optical modulation using the plasma effect in a GaAs-GaAlAs quantum well waveguide

Abstract

Separately confined double quantum well AlGaAs-GaAs ridge waveguides have been operated as optical modulators using the plasma effect at a wavelength of 1.15 μm. We report on the observation of a polarisation dependence in the plasma effect caused by the quantum confinement in the TM direction. Interferometric measurements on devices with current confinement cross-sectional areas of 0.1 μm2 yield phase modulation coefficients of 1.2°/mA for the TE polarisation and 0.3°/mA for the TM polarisation.
