Mode-locking of an InGaAs VCSEL in an external cavity

Abstract

The generation of 36-ps pulses at a repetition rate of 1.46GHz by mode-locking a vertical cavity surface emitting laser (VCSEL) placed in an external cavity is demonstrated and the measurement of a transform-limited time-bandwidth product is reported for the first time. If the mirror forming the external cavity is replaced by a second VCSFL, a small self-oscillation is observed when the lasers are dc biased. Furthermore, pseudo-random pulses are generated by modulation of the gain or loss of the coupled VCSEL system.
