10Gb/s single-mode operation of two-contact InGaAsP lasers with ultra-low drive current

Abstract

A two-contact operation regime in a high speed, single-mode device was developed for use in 10 Gb/s uncooled data-links. The required system extinction ratio of 6 dB was found at 10 Gb/s for a peak current swing of 30 mA. A -3 dB bandwidth of 15 GHz was found for the two-contact device as compared to a maximum of 10 GHz for the single contact device.
